100V MOSFETs Launched for Space Applications

IR has launched a range of hermetic radiation-hardened 100V MOSFETs in a compact, surface-mount SMD0.2 package for space applications such as satellite bus power systems and payload power supplies. IR's patented, hermetic, compact SMD0.2 package utilising Aluminum Nitride (AlN) ceramic for enhanced thermal conductivity is designed specifically for RAD-Hard MOSFETs and addresses the needs of power designers requiring reduced weight and system size.

With a 0.3 x 0.2 x 0.1in (8 x 5 x 3mm) footprint and weighing 0.25g, the SMD0.2 surface-mount package is 50 per cent smaller and 75 per cent lighter than existing SMD0.5 packages, while dissipating the same amount of power at around 23W - according to the company. The new MOSFETs utilise IR's RAD-Hard MOSFET technology. Both 100 and 300krad(Si) total dose ratings are available, with SEE rating of 85MeV/(mg/cm2). Standard and logic-level N-channel and P-channel devices are also available. Voltages other than 100V are also available on request. The SMD0.2 package is available with a metal or ceramic lid.
